2.4.4 电路模型参数提取
图2.24和图2.25分别给出了氧化层电容和衬底电阻的提取结果,由图可以看出,在宽频段范围内得到了相对稳定的数值。图2.26给出了馈线电感的提取结果,可以发现电感Li和Lo非常接近并且远远大于Ls,符合输入/输出馈线比较长的物理意义。所提取的模型元件相对于频率存在微小的波动,因此由开路-短路测试结构提取的模型参数可以被用作优化过程的最初假设,优化过程既可以使用商用电路仿真软件实现,也可以自编程序完成。表2.3总结了最终提取的寄生参数列表,图2.27给出了开路和短路测试结构S参数的模拟和测试结果对比曲线,开路-短路测试结构的模拟值和测量值在整个频率范围内取得了良好的一致性,误差小于5%。
